EPICURE Partners met at Thales premises in Paris.

State Of the Art in Advanced Packaging Technologies is available together with the System-in-Package components requirement for use in the application field part of the project scope.
This allowed moving forward with identifying the packaging technological bricks to be studied.
The Architecture of the targeted high-speed interfaces with their verification and test concept are available. This allowed moving forward with the design and physical implementation
An onsite steering committee meeting the 4th of December 2024 gathering 25 attendees allowed sharing the 2024 achievements, what gone well or not, the 2025 challenges.
One of the outcome was the adjustment of the technological bricks to be studied and System-In-Package specification for demonstrators. The meeting wrapped up with an action plan to secure WP4 progress, due in March 2025.WP2 is done. It provides the State Of the Art in Advanced Packaging Technologies. It is capturing the latest trend in components, packaging technologies (including in harsh environment), packaging design tools and high-speed interface.
WP3 is also done. It provides System-in-Package components requirement for use in the application field part of the project scope: Communication and Security, Radar and GNSS, Electronic Warfare, Sensor and Ammunition. It is containing the System-In-Package demonstrators specification to be developed in WP7 and the related packaging technological bricks to be studied in WP4
The task T4.1 of WP4 is done: the packaging technological bricks to be studied are described at architecture and bill of material level.
WP4 is moving forward with designing those packaging technological bricks and setting up the test plan.
WP5 is under way with design and physical implementation of chiplet interface. Functional analysis of UCIe and XSR Serdes Physical Layers based on the standards specifications is done. The two IPs architectures are available showing the building blocks with their interconnection.
WP6 has been kicked off in September 2024 and is focusing on the packaging design flow, PDK structure and content. Regular meeting are in place where OEMs can share their current practises.
WP8 is in progress with dissemination and exploitation. The main achievement is the creation of a website. The section “Results and Impact” provides the link to the website and its description
